The tunnel field-effect transistor (TFET) is an experimental type of transistor. This device is a promising candidate for low power electronics because its fundamental switching mechanism differs from that of a metal-oxide-semiconductor field-effect transistor (MOSFET).Instead of modulating thermionic emission over a barrier, as is the case with conventional MOSFETs, TFETs switch by modulating quantum tunneling through a barrier. The thermal Maxwell-Boltzmann tail of carriers, which restricts MOSFET drain current sub-threshold swing to approximately 60 mV/decade of current at room temperature, is therefore not a problem for TFETs.
